There are a lot of RF transistor spice models. You should be more specific, what do you need?
To be more precise, i think about of FLK207XV from eudyna (ex fujitsu): it is a power GaAs FET.
Where coud i find model libraries for GaAs FET power transistor , eudyna or other manufacturers , never mind ?

Some of them are part of the datasheet, in pdf format. You have to pick-up from there and put in the format that you are looking for.
