hi there. I am looking for an ultrawide bandwidth PHEMT transistor (dc to 80 GHz), data sheet, .s2p file, linear and nonlinmear model, example amplifiers etc.

u must provide information such as power, noise fig. require etc.
U better search in google & IEEE website, will get good information

Go thru vendor device / component data sheets for selecting (AVAGO, Freescale, NEC, PolyFet, etc)

up to 80 Ghz , it is hard to find packdged transistor , i think u need to do it by MMIC
