what are differents between GaAsHBT , GaAs MESFET , etc.

when we talk about the PA ,what are differents between GaAsHBT , GaAs MESFET , Si-cmos and Bi-cmos assembly?

The difference in the implementation of PA between these technology would be in terms of performance due to variation of parasitic coupling and transit frequency of these technology
