SPICE model of transistors

Hi all,
I am having trouble when I tried to simulate RF PA circuits using AWR Microwave Office. I contacted the FREESCALE SEMI and they said they won't provide any model due to privacy. ADS does have some. Do you have any idea how I can get those high power RF power transistors, say MRF171A, from any softwares? Maybe only S parameters will do, but they don't provide much accuracy.

There are S-parameters in the data sheet:

Thanks. I do have their spec. Instead of putting all the values into a txt file that AWR can read, is their a more accurate model for me to use? Say a model with output capacitandce, feedback capacitance. I have used Infineon transistors, they all provide equivalent circuits that you could put as a sub-circuit. I just don't know if they have that in high power transistors.
