Here is the datasheet for a LDMOS transistor/module from freescale http://www.freescale.com/files/rf_if...0H.pdf?pspll=1 At the beginning it refers to it as a single MOSFET but if you look at page 10, the pin configuration shows 2 gates, 2 drains and a single source which can be a common source configuration (Class-AB). It also says "Internally Matched for ease of use" in the features list, so I guess it can be a module.
The target power will be a stack of Class-AB UHF power amplifiers with a power combiner, somewhere around 2KW. I am doing a small project for the local TV station.
On a different topic, Is it possible to get low power IOT (Inductive Output Tubes) around 5KW?
EDIT: I was wondering if those LDMOS modules can operated at much higher power levels by keeping their operating temperature below 25°C using water/glycol cooling.
