These are not small signal RF transistor. You can calculate the S parameters with spice. But you have to take the package into consideration. Infineon and Philips semiconductor web sites are good places to find spice models.
It's VERY uncommon to ask for S-parameters for these low frequency transistors. Are you sure you have not got it all wrong?
In any case. at what bias (IC and VCE) do you want the S-parameters? In which configuration? Common emitter? What frequency range?
I need it for design a match to simple CE amp for 4 Mhz
Vcc 5V
Ic = 10 mA
At this frequency you can use the hybrid pi parameters to make a simple lumped element equivalent circuit. You then use ordinary hand calulations to make the source and load networks.
