i'm looking for line up to built a amp for 100 watt at 1.525 to 1.55 GHz.
where can i find transistors for it ?

Hey,
look at the Infineon website. They have several high power transistors that are used for DAB (1450-1500MHz).
There is the PTF141501 that makes 150W.
