Now I need a equivalent model of NPN transistor which works at 1~2GHz. What parameters should be considered? The best way is to show the equivalent model topology as a picture.

For a model of an NPN transistor you can take a look at "Microwave Transistor Amplifiers" by Guillamo Gonzalez. There is a litte description of transistors and there parameters.
