need nonlinear model of transistor

Hi friends
I am searching for nonlinear model of following transistor.
FHX 13LG from fuzitso. Its HEMT.
I have not found on internet yet.
It is also not in datasheet.
Only s parameter for vdd - 2v & 10 mA Id is available.
if some one has the model please upload it here.

I am not sure if you will have any luck to find the model, BECOS, fuzitso never provides any Non-linearity model for their transistors.

u can create an approx nonlinear model for ur transsitor ur self.

Just measure s-parameters (using) VNA, at different bias points (preferably near
Q point chosen). Then use any standard modeling software, to extract nonlinear
parameters for ur transistor.

Do you know how to prepare fixtures for measuring S parameters?
I have never tried s parameter measurement of transistor on VNA.

For measureing S parameters accurately, u need to design a test fixture such as an impedance transformer.

Do you have any report or document to read related to fixture design?
I dont know much about it.

Another thing, u need a bias tee.
And strongly recommend you: be cureful of the its oscillation which can burn down your VNA when testing.
