pHEMT library files for microwave office

Hi, I want pHEMT library files for Microwave Office(AWR), I need the file include non-linear symbol also for designing LNA. Does someone could tell where should i get it?

Which PHEMT Library Files you are looking for AWR Microwave Office (MWO)?
Is it MMIC pHEMT process library kit? or are these Discrete pHEMT devices such as AVAGO ATF54143, etc.?

MWO has lot of built in generic pHEMT models in Nonlinear=> FET catogory such as Angelov, CURTICE, EEHEMT, etc which you can use with the datasheet parameters...

Thanks for my response.

As u told that about Angelov, Curtice etc.. are there in MWO-nonlinear elements. These are HEMT, MOSFET, JFET nonlinear elements, but I want pHEMT nonlinear elements.

First am working on Discrete pHEMT devices and then MMIC pHEMT.

Could u help me sir.

About me:

Am Sairam pursing M.Tech in VIT university- Vellore.
Am doing my final Project on Design of LNA using pHEMT at 1.2-1.4Ghz.

The Angelov2 model supports pHEMT nonlinear device charactristics, see the element help menu for details...Which says
"The parameter ADIV is used to account for a peak and decrease in capacitance, with increasing gate bias voltage, that sometimes is observed in pHEMTs".
Also you can use EEHEMT nonlinear model for pHEMT descrete device parameters....

Regarding discrete PHEMT device for the LNA design the best source is AVAGO ATF54143

You can get the device model for MWO by entering the datasheet values...

Sir, if any suggestions, i will approach you sir

Use the right model which is supported by foundry...
You can not use every model for general purpose.For instance Triquint supports its own model TOM, WIN supports EEHEMT model, other foundry can suppport-for instance- Parker model etc.
So, each model is supported by specifi foundry..
