What transistor to use for RF LNA at 400MHz

Hi,
I am desinging a LNA to be used at a frequency of 400MHz using cadence. I am using right now nmos transistors from the library PRIMLIB. I want to ask if this transistor is suitable or should I use nmosrf instead.

if nmosrf is GaAs, it should be low noise figure type

Why don't you check the specifications of transistors in your library?They will tell you how to use it..

I know nothing abut Cadence, but this was easy to find

the RF NMOS transistors from library PRIMLIBRF valid up till 6GHz. The models provided in PRIMLIB are valid up till 1GHz.

Thanks alot. As the tutorial says it is ok to use the nmos from the PRIMLIB for my application (400MHz)

I tried to find the specifications of the transistor from the LIB but I could not. Do you have an idea how to find the specifications

if this will ever arrive to a PCB for real measurements, the very first point to start are the s-parameters from the manufacturer.

However, if it is only for modeling purposes, that relaxes everything quite a bit.

IF you want to fabricate LNA on PCB then there are good transistors available in market.
For example BFR 92 or 92A,
I am not sure about Cadence because I never used it. but in ADS libraries are available. If not make your own model.
Or buy ready made LNA chips from mini-circuits.
