RF Power AMP Question

Hi anyone
I want to design a 50w power amp in microwave bands(L or S or C) with LDMOS transistor. Which one (transistor model) is suitable for design? I want that's ADS model,too. Plz help!

There are many LDMOS and GaN manufacturers such as NXP, MACOM, TRIQUINT,CREE, RFMD, FUJITSU, etc..
NXP has also LDMOS models for ADS, the others don't release their models to public..

Freescale helped us a lot with models , you can contact them via their website.

I have problem with simulation of a downloaded model from NXP models. The design kit of model is installed properly,but when I want to simulate,this error appears: Unable to locate library "NXP_RFLDMOS"

Maybe u can post set-up equipment.
