i want to design a power amplifier at 3Ghz with 0.1mWatt as input and 100Watt as output

i the transistor that you suggest me there is no model to simulate in the data sheet how can i do ?

The datasheets provides the optimized input/output impedances at different frequencies, which can help finding the matching networks.
You can ask NXP if they have the models for those transistors, which are relative new products.
