anyone is now working on the LDMOS model?

which commercial LDMOS model has already been adopted by the foundry?Are they still need to be improved?

There is no standard model for LDMOS since there's no standard process (due to patent). But so far, some are using HSPICE Level=66 and SPECTRE HVMOS Level=101 and some are going for HISIM HV (I think the best choice). Subcircuit using BSIM4 or BSIM3 is not advisable.
