Simulation of FET device

Anyone tried Sonnet (or other tools) simulation of FET device's ON and OFF states (as switch model)?
Any suggestion is much appreciated!

Yes, I tried & simulated the FET device structure using Sonnet electromagnetic simulator...
You need to just import your FET device GDS file & setup the dielectric & metal stackup & simulate the structure...
Then export Spice model or S-parameters of each state....
