Recommend me a transistor for class E/F preamp (100MHz)

Hello, I've designed a 100MHz class D RF amp which performs nicely at 50W out, but so far I've been using class A amps for driving its gates, and those preamps actually dissipate more power than the Class D stage does, so I'm looking to replace them with efficient class E/F amps. I've actually simulated decent result with a plain old 2n7000, but it's kind of limited by its high Rdson (up to 2ohms) and its high output capacitance (~40pF). I'm looking for an actual RF FET as a suitable replacement. I'm looking for around 30dB of output peak (operates at maybe 10% duty cycle), and at least 15dB of gain. Thanks in advance.

Hi
If you have designed class D , i think , there is not needed high currents for input . so how much voltage do you need at input ?
If is low , you can use a simple Gali-5 amp .
And about class E or F , you can use BLS series mosfets what are good for this aim .
But if you want use BJT , in that , with 100 MHZ you can use transistors like 2N2219 ( if your power for input isn't high ) ( and it shouldn't be high for a class D amp ) ( but , if you want higher powers at input (with each reason ) tell me , i know , more high power transistors that can work at frequencies up to 500MHZ simply , i'll introduce them to you )
BTW: What mosfet , did you used for 100MHZ , at your class D amp ?
